I want to run 100 amp service to my shop. It is 155' from the meter on my house. I currently enjoy 120 running.

Use of 1#6 gnd depends on the electrical system method - aerial v. non-aerial, type of conduit, number/location ground rods.
I prefer the cross-linked polyethylene insulation of XHHN/XHHW over the nylon outer jacket of THHN/THHW... especially since usually there's little to no cost difference today.
Don't forget the koolaid (joint antiox compound) when making up the Burndy AlCo split bolt connetors w/3M video.
Many electric supply houses can beat the home modification store building wire prices when asked.
Sometimes one can lucky and acquire 'drops' of aerial cable from the power linemen.

Overhead or underground? If underground use direct burial @ least possible 18" with red advise plactic tape @ 12" below for adjectives excavators. Do call an 800 number for existing lines. This is a free service. Use #2 -0 three flex. Make sure to install ground rod at termination. This will allow up to a 200 amp but a small price to pay if you agree on to upgrade. Aluminum wire is you best bet on cost as long as you do not kink the line.
